【摘要】:ThispartofIEC60749determines(seenote)theintegrityofmaterialsandproceduresusedtoattachsemiconductordietopackageheadersorothersubstrates(forthepurposeofthistestmethod,theterm“semiconductordie”shouldbetakentoincludepassiveelements).Thistestmethodisgenerallyonlyapplicabletocavitypackagesorasaprocessmonitor.Itisnotapplicablefordieareasgreaterthan10mm2.Itisalsonotapplicabletoflipchiptechnologyortoflexiblesubstrates.
